As a Technology Development Device Modeling Engineer at Micron, you will support technology development by developing, extracting, optimizing, and validating compact models for advanced semiconductor devices. The ideal candidate will have strong fundamentals in device physics, hands on experience with parameter extraction and SPICE simulation tools, and the ability to collaborate optimally with process and circuit design teams and contribute to DTCO effort.

Responsibilities Will Include, But Are Not Limited To

Develop and extract compact models for advanced semiconductor devices including MOSFETs, FinFETs, High-Voltage MOS, BJTs, and passive devices
Perform parameter extraction across different process and temperature corners and as well in the presence of LLE
Demonstrate strong understanding of pre‑layout and post‑layout circuit simulation flows, including parasitic‑aware validation for Ring Oscillator (RO) and standard cell test circuits, ensuring model‑to‑silicon correlation and DTCO alignment.
Apply strong understanding of p-n junction diode, MOSCAP, conventional MOSFETs and FinFETs, along with the device physics of high-voltage MOSFETs
Work closely with circuit designers, process integration engineers, and electrical characterization teams.
Develop AI/ML-based methodologies for automated parameter extraction, model fitting, and data-driven compact model enhancement
Should be able to leverage automation frameworks for validating silicon data and targets from process team before initiating model development, and for performing thorough model validation and QA prior to delivery to our customers
Ensure high-quality model delivery for production circuit simulations

Required Technical Expertise

Hands-on experience with industry-standard extraction tools such as BSIMProPlus, ICCAP, or equivalent
Hands-on experience with SPICE simulators such as HSPICE, Spectre, FINESIM, XA, or equivalent
Strong understanding of semiconductor process and circuit fundamentals to enable effective cross-functional collaboration
Solid background in industry standard compact models such as BSIM3/BSIM4, BSIM-BULK, BSIM-CMG, BSIM-IMG, PSP, HISIM, or equivalent
Possess a deep understanding of device operation in memory systems including NAND, DRAM, PCM, storage class, and cross-point memories.
Highly motivated with strong data analytical skills and experience in automating data analysis methods.
Excellent communication and interpersonal skills, both verbal and written

Preferred Qualifications

(M Tech, MS) or Ph.D. in Electrical/Electronics Engineering with 2-8 years of proven experience
Experience in advanced node CMOS / memory technologies
Strong Python / scripting skills
Experience in convergence debugging and model optimization
Experience with AI/ML‑driven modeling methodologies is preferred.
Knowledge and experience with TCAD and device characterization will be a plus
